IC実装技術は、ICチップをテープキャリアに固着する工程を含みます。この技術では、ICチップ上に形成されたバンプ電極を、テープキャリアのインナリードに熱圧着する方法が用いられます。接続方式としては、一度にすべてのICパッドを接続するギャングボンディングと、各ICパッドを個々に接続するシングルポイントボンディングの2つの形式が存在します。なお、この定義は広い意味では、樹脂での封止手段やテスト工程も含み得ると考えられます。
