ICの製造プロセスにおけるリソグラフィー（露光）工程に使われるレーザ光源の説明です。主に使用されるのはKrF（フッ化クリプトンエキシマレーザ、波長248nm）、ArF（フッ化アルゴンエキシマレーザ、波長193nm）、そしてF2（フッ素エキシマレーザ、波長157nm）の3種類です。これらはそれぞれKrFはハーフピッチ0.25〜0.13μmの量産工程に、ArFはハーフピッチ0.13〜0.07μmの工程に適しています。’
